Ampleon launches high-voltage LDMOS macro driver platform with integrated Doherty MMICs for efficient, simplified 4G/5G base stations, featuring a 2.6 GHz flagship driver

Nijmegen, The Netherlands, May 4, 2026 – Ampleon announces the B10H27N70D, a flagship product in its novel High-Voltage LDMOS Macro Driver platform, enabling uncompromised drive of high-power GaN-SiC transistors in macro base stations.

This 2-stage fully integrated LDMOS Doherty MMIC is designed to deliver high gain, strong linearity and simplified RF design for 4G and 5G macrocell base station driver applications. Covering the 2496 MHz to 2690 MHz frequency range, the device integrates the complete Doherty architecture into a compact and thermally enhanced 7 mm × 7 mm LGA package, enabling efficient and reliable performance while significantly reducing design complexity.

A 48 V nominal supply voltage introduces the potential to simplify the overall power supply architecture in GaN-SiC-based RF macro chains, while fully supporting multi-mode back-off operation.

As wireless infrastructure continues to evolve toward higher data throughput and increasingly complex modulation schemes, RF designers are under growing pressure to deliver consistent linearity and efficiency while minimizing footprint and time to market. Traditional multi-stage driver solutions often require multiple discrete components, extensive matching and careful bias optimization, increasing design effort and variability. The B10H27N70D addresses these challenges by integrating driver stages, carrier and peaking paths, and 50 Ω input/output matching into a single MMIC.

Under typical LTE operating conditions, the device delivers approximately 34.9 dBm average output power with gain around 30 dB and drain efficiency of 21 %, enabling efficient amplification of high-PAR signals while maintaining strong linearity. This high gain reduces the need for additional driver stages, simplifying system architecture and improving overall RF chain efficiency.

The B10H27N70D is engineered for broadband operation across the 2.5 GHz to 2.7 GHz band, supporting flexible deployment in LTE and 5G macrocell systems. Its excellent linearity performance and DPD compatibility enable compliance with stringent spectral requirements, while maintaining stable gain and predictable behavior across operating conditions. Independent control of carrier and peaking bias further allows designers to fine-tune Doherty performance for optimal efficiency and linearity trade-offs.

Designed for real-world operation, the B10H27N70D demonstrates strong ruggedness, with the ability to withstand load mismatch conditions up to 10:1 VSWR under defined operating conditions, ensuring reliable performance in dynamic RF environments where impedance variations are unavoidable. Its integrated ESD protection and robust thermal characteristics further enhance reliability, making it well suited for high-power and high-density macrocell deployments.The B10H27N70D is now available through Ampleon’s global distribution network.
